Simulation for light power distribution of 3D InGaN/GaN MQW LED with textured surface

Abstract and Figures

In this paper, we introduce a full 3D simulation for light power distribution of an InGaN/GaN MQW LED with a textured surface. Device simulation was performed with the APSYS software to get power distribution of light sources inside the LED. Based on this, ray tracing simulation was carried out to get light power distribution outside the LED. During the process of ray tracing, the textured surface was treated as a special material interface whose reflectivity, transmittance and refraction angle are obtained with a Finite-Difference Time-Domain (FDTD) method instead of using the usual Fresnel formulas for normal material interfaces. By comparing the ray tracing results with and without the textured surface, we found that the textured surface yields a smoother transmitted power distribution and greatly improved power extraction efficiency, which are comparable to experiment. Abstract In this paper, we introduce a full 3D simulation for light power distribution of an
InGaN/GaN MQW LED with a textured surface. Device simulation was performed with the
APSYS software to get power distribution of light sources inside the LED. Based on this, ray
tracing simulation was carried out to get light power distribution outside the LED. During
the process of ray tracing, the textured surface was treated as a special material interface
whose reflectivity, transmittance and refraction angle are obtained with a Finite-Difference
Time-Domain (FDTD) method instead of using the usual Fresnel formulas for normal mate-
rial interfaces. By comparing the ray tracing results with and without the textured surface, we
found that the textured surface yields a smoother transmitted power distribution and greatly
improved power extraction efficiency, which are comparable to experiment. These effects
may be further improved by optimizing the texture geometry.

1 Introduction
High-brightness light emitting diodes (LED) are an active field or research due to their
applications in many areas (Shur and Zukauskas 2005). Extraction efficiency and the output

distribution of emitted light power are both crucial qualities that LED device developers are
trying to improve (Cheng et al. 2008).
Textured surface technique became popular in order to avoid the problem that external
quantum efficiency is limited by the total internal reflection of emitting light at interface
of semiconductor and air due to large difference of refractive index (Yang et al. 2005). To
form surface texture pattern, several techniques are applied, such as anisotropic photoelect-
rochemical etching process (Fujii et al. 2004), natural lithography (Yang et al. 2005). These
techniques make LED surface roughened in shape of trapezia (Han et al. 2006), pyramid
(Fujii et al. 2004) and V-shaped (Tsai et al. 2006), Surface roughness is critical and must be
controlled by about one-half wavelength according to (Yang et al. 2005). The dimension of
a single texture unit varies near LED peak wavelength (Windisch et al. 1999).

It is important that details of light extraction for these devices be verified and understood
so that further improvement or optimization may be achieved. For computational-aided-
design(CAD) work, additional complications arise when a LED has a textured surface on a
scale similar to the emission wavelength. In that case, the wave nature of the light must be
considered and purely geometric approaches such as ray tracing are no longer sufficient.
In this paper, a full solution is proposed to simulate ray transmitting in LED device with a
textured surface. Firstly, 3D structure of a MQW LED with cross-shaped contact is built up
using CSUPREM. This software is a processing TCAD tool originally intended for silicon
devices (CSUPREM 2010) which has lately been extended to conveniently build and mesh
complicated 3D structures. Then, the APSYS software (APSYS 2010) performs 3D pho-
toelectric simulations on this LED to yield power distribution of the source light emitted
by MQW in this LED. This advanced software simultaneously solves the carrier transport,
Poisson and self-heating equations. Various mechanisms critical for LED analysis, such as
self-consistent quantum wells, spontaneous emission, non radiative recombination and injec-
tion current overflow have been included in the software.
In succession, a 3D ray-tracing (RT) module is applied to simulate how the source rays
escape the LED, and counts spatial power distribution of the escaped light. When rays travel
in a given medium, light power is gradually absorbed and Fresnel equation is calculated to
get power reflectivity and refractivity at material interface. It proves to be especially useful
for tracing ray paths (Sheng et al. 2007).
Due to the wave nature of light, the textured surface is treated as a special material interface
in 3D RT. Its reflectivity and refractivity are calculated not by the Fresnel equation, but by
interpolation from tabulated data extracted from finite-difference time-domain (FDTD) cal-
culation. FDTD is a popular modeling technique to simulate propagation of electromagnetic
wave. In this work, MEEP FDTD software (Meep 2010), (Oskooi et al. 2010) is applied.
To save computational runtime, a 2D cross-section through the textured surface is picked
up and texture unit shape is supposed to be uniform in the FDTD calculation. To get rela-
tionship between light incident angle and optical properties, a point source is put under the
textured surface in order to make different incident angle at different texture unit. By extract-
ing output of FDTD calculation at each texture unit, reflectivity and refractivity at different
incident angle are averaged and normalized for usage of 3D RT simulation.

2 LED device structure
The structure of the InGaN/GaN MQW LED under study is shown schematically in Fig. 1,
the cross-shaped region shaded in dark blue is the top metal contact. This structure is designed
according to conventional LED structural configuration. The material plane (x-y plane) has a
size of 1000 ×1000 μm. The layer structure consists of 3.0 μm n-doped GaN whose surface
is textured, a five-period InGaN/GaN MQW, topped with a 0.25 μm p-doped GaN epi-layer.
The indium composition in the wells is 20 percent and the thickness is set to 3 nm in order
to produce a peak emission wavelength around 480nm (Fig. 2).

3 Results and discussions
Firstly, we carry out FDTD calculation for the texture which has a 2D profile and is formed
by a set of equilateral triangles, each of which has height of 0.5 μm and bottom edge length
of 1 μm.
Figure 3shows how the FDTD calculation for the texture is set up. A point source is put
at the corner so that incident angle is different at each textured unit which includes three
triangles. The reflection coefficient is calculated using the power flow through a place at the
bottom of the triangles. The transmission coefficient is defined in the same way using a plane
at the top.
By extracting data after FDTD calculation, reflection (R) and transmission (T) rate at dif-
ferent incident angles (πα) are obtained. By averaging the transmitted optical energy, the
exit angle βfor each unit is also obtained. Since FDTD is based on time-dependent Maxwell’s
equations and its runtime increases approximately by 4 orders of magnitude when simulation
region size increases, after some tentative simulations, we finally applied 10 textured units
which are suitable for not only gathering enough data but also saving on simulation time.
Each set of FDTD calculation produces T, R and βvalues for the textured n-GaN surface
for a given source wavelength and angle of incidence. Data sets for 10 different wavelengths
ranging from 0.3 to 1.3 μm and for 10 values of αare tabulated and used for the 3D RT.
Runtime of FDTD calculation is less than half hours in Intel I7 920 platform with 8 CPU
threads at 2.66 GHz and 12 GB memory. Figure 4shows two of these data sets.
Finally, a batch of 3D ray-tracing simulation is applied for the 3D LED structure with
textured surface at different current bias(different light source profile). A similar batch sim-
ulation is also run except for that normal Fresnel rules are used at n-GaN surface. Simulation
results in Fig. 5a show that the textured surface increases the transmitted power about 2.35
times, which is accordant with the measurement results (Fujii et al. 2004)inFig.5b.
We also plot the angular dependence of the emitted power as a function of two spherical
coordinate variables phi and theta in Fig. 6. We can see that power is mainly transmitted
through the -z direction (theta =180o)where the n contact is located. Figure 6a indicates
that n contact has strong influence on power distribution if there is no textured surface while
Fig. 6b shows that textured surface strongly smoothes the in-plane angular dispersion of the
transmitted light power.
Through Fig. 4a, we can get that at wavelength of 480nm the LED emitted, peak rate of
power transmission is only about 0.7, which means that if we change geometry of the texture
unit, there is ample opportunity to improve the power transmission rate in the future.
4Conclusion
For the first time we have conducted a 3D simulation for light power distribution of a
InGaN/GaN MQW LED with textured surface. By comparing ray-tracing results with and
without textured surface, we observe notable improvements of the extraction efficiency and
power distribution. Simulation results are comparable to experimental measurements. In
future work, texture geometry may be optimized to get higher LED extraction efficiency.

Stray light in an optical system is unwanted parasitic light that may degrade performance. It can originate from different sources and may lead to different problems in the optical system such as fogging, ghost images for imagers, or inaccurate measurements for time of flight applications. One of the root causes is the reflectivity of the sensor itself. In this paper we present a new optical simulation methodology to analyze the stray light contribution due to the sensor reflectivity by coupling electromagnetic simulation (to calculate the pixels’ bidirectional reflectance distribution function, also named BRDF) and ray-tracing simulation (for stray light analysis of the camera module). With this simulation flow we have been able to reproduce qualitatively red ghost images observed on different sensors in our laboratory.

Infrared light emitting diodes efficiency based on GaAs substrate has been limited due to light trapping and total internal reflection of GaAs materials. In this paper we introduced a new method of combining surface plasmonic effect and photonic crystal structure to enhance not only light extraction efficiency but also internal quantum efficiency. Through Finite Difference Time Domain method we found that under the condition of 400nm Au grating and 400 nm SiO2 photonic crystals, highest efficiency will be obtained.

Optical and photonic devices often comprise optical elements which interact with light on different geometric length scales, ranging from (sub-)wavelength to several millimetres. Well-established physical models exist to describe coherent or incoherent effects, like refraction or diffraction including polarization effects, which form the basis for several simulation approaches. While at dimensions much larger than the light wavelength the incoherent ray-tracing (RT) techniques are commonly used, at dimensions in the (sub)-wavelength regime simulation tools like the Finite-Difference Time-Domain (FDTD) method are indispensable, as they allow for the simulation of coherence effects where phase relations play a crucial role. The two approaches are structurally entirely different, so that a proper description for the macroscopic and the (sub-)wavelength scale at once would only work by connecting the two approaches together, exploiting the best of both in a step-by-step simulation. In this contribution, the applicability of an interface procedure for combined ray-tracing and FDTD simulations of optical systems which contain two diffractive gratings is discussed. Suchlike systems require multiple FDTD?RT steps for a complete simulation. For minimizing the error due to the loss of the phase information in an FDTD?RT step, we use a recently derived equation for calculating the maximal coherence correlation function (MCCF) to estimate the minimum distance between the different grating structures. In addition a waveguide system comprising two coupling grating structures is investigated with the MCCF and simulated using the simulation approach. As a consequence of the waveguide setup multiple FDTD?RT steps in an iterative manner are necessary; the corresponding results are discussed.

In this study the applicability of an interface procedure for combined ray-tracing and finite difference time domain (FDTD) simulations of optical systems which contain two diffractive gratings is discussed. The simulation of suchlike systems requires multiple FDTD↔RT steps. In order to minimize the error due to the loss of the phase information in an FDTD→RT step, we derive an equation for a maximal coherence correlation function (MCCF) which describes the maximum degree of impact of phase effects between these two different diffraction gratings and which depends on: the spatial distance between the gratings, the degree of spatial coherence of the light source and the diffraction angle of the first grating for the wavelength of light used. This MCCF builds an envelope of the oscillations caused by the distance dependent coupling effects between the two diffractive optical elements. Furthermore, by comparing the far field projections of pure FDTD simulations with the results of an RT→FDTD→RT→FDTD→RT interface procedure simulation we show that this function strongly correlates with the error caused by the interface procedure.

Asimulation procedurewhich enables integrated simulation of optical devices including both refractive and diffractive optical elements at different length scales is presented. The approach uses the Poynting vector to interface between a Raytracing and a finite-difference-time-domain tool for a step by step simulation of both the light propagation through a laser-written diffractive grating structure and its measurement by an appropriate setup. These simulated results are in great accordance with experimentally determined ones. Furthermore, the impact of parameter variations is analyzed and discussed in detail.

Optimizing the properties of optical and photonic devices calls for the need to control and manipulate light within structures of different length scales, ranging from sub-wavelength to macroscopic dimensions. Working at different length scales, however, requires different simulation approaches, which have to account properly for various effects such as polarization, interference, or diffraction: at dimensions much larger than the wavelength of light common ray-tracing techniques are conveniently employed, while in the (sub-)wavelength regime more sophisticated approaches, like the socalled finite-difference time-domain (FDTD) technique, are used. Describing light propagation both in the (sub-)wavelength regime as well as on macroscopic length scales can only be achieved by bridging between these two approaches. Unfortunately, there are no well-defined criteria for a switching from one method to the other, and the development of appropriate selection criteria is a major issue to avoid a summation of errors. Moreover, since the output parameters of one simulation method provide the input parameters for the other one, they have to be chosen carefully to ensure mathematical and physical consistency. In this contribution we present an approach to combine classical ray-tracing with FDTD simulations. This enables a joint simulation of both, the macro- and the microscale which refer either to the incoherent or the coherent effects, respectively. By means of an example containing one diffractive optical element (DOE) and macroscopic elements we will show the basic principles of this approach and the simulation criteria. In order to prove the physical correctness of our simulation approach, the simulation results will be compared with real measurements of the simulated device. In addition, we will discuss the creation of models in FDTD based on different analyze techniques to determine the dimensions of the DOE, as well as the impact of deviations between these different FDTD models on the simulation results.

The current study investigates GaN-based light-emitting diodes (LEDs) with InGaN/GaN/InGaN multi-layer barrier (MLB). Simulation results show that GaN-based LEDs with MLB have better performance than conventional GaN-based LEDs with only one GaN barrier because of the enhancement in hole injection into the quantum well and decrease in electron leakage current.

Enhancement of the light emission of ZnO films was observed by coupling through localized surface plasmons. By sputtering Ag islands onto ZnO films, their band gap emission coming through the Ag island films was enhanced by threefolds, while the defect emission was quenched. The enhancement was found to be mainly dependent on the sputtering time of the Ag islands, which is related to the island size. Furthermore, the relative spectral position between the ZnO emission band and the localized surface plasmon resonance bands of Ag islands was found to be decisive for the enhancement or quenching of photoluminescence, indicating that the emission intensity of ZnO films can be controlled by the Ag island size and the localized surface plasmon resonance band position.

The external quantum efficiency of light-emitting diodes (LEDs) is usually limited by total internal reflection at the semiconductor–air interface. This problem can be overcome by a combination of light scattering at a textured top surface and reflection on a backside mirror. With this design, we achieve 22% external quantum efficiency. One of the main loss mechanisms in such nonresonant cavity (NRC) light-emitting diodes is coupling into an internal waveguide. Texturing the surface of this waveguide allows the partial extraction of the confined light. In this way, we demonstrate an increase in the external quantum efficiency of NRC-LEDs to 31%. © 1999 American Institute of Physics.

Roughened surfaces of light-emitting diodes (LEDs) provide substantial improvement in light extraction efficiency. By using the laser-lift-off technique followed by an anisotropic etching process to roughen the surface, an n-side-up GaN-based LED with a hexagonal “conelike” surface has been fabricated. The enhancement of the LED output power depends on the surface conditions. The output power of an optimally roughened surface LED shows a twofold to threefold increase compared to that of an LED before surface roughening. © 2004 American Institute of Physics.

In this study, p-side-up GaN-based light-emitting diodes (LEDs) with textured indium-tin oxide (ITO) or silicon dioxide (SiO2) surface layers were investigated by natural lithography using polystyrene spheres (PSs) as an etching mask. It was found that the ITO top layer provides better roughness than SiO2. Under the optimum surface treatment parameter, the roughnesses of textured ITO and SiO2 surface layers are 140 nm and 15 nm, respectively. The diameter of PSs in the textured ITO surface is still maintained at about 250-300 nm. Correspondingly, the size of PSs in the SiO2 surface is reduced to about 100 nm. The output powers of LEDs with textured ITO and SiO2 surfaces and conventional LEDs are 10.9, 9.5, and 8.5 mW at 20 mA, respectively. LEDs fabricated using the textured ITO surface produced an output power that exceeded that of planar-surface LEDs by about 28% at 20 mA dc current.

The transmission properties of semiconductor surfaces can be changed by surface texturing. We investigate these changes experimentally and find that an enhancement of the angle-averaged transmission by a factor of 2 can be achieved with optimum texturing parameters. This enhanced transmission provides an additional light extraction mechanism for high-efficiency surface-textured light-emitting diodes. External quantum efficiencies of 46% and 54% are demonstrated before and after encapsulation, respectively. © 2001 American Institute of Physics.

We employed the APSYS software to perform 3D electrical and ray-tracing simulations on micro-ring light-emitting diodes (LEDs) to verify previous experimental findings that they have higher extraction efficiency than micro-disk and broad area LEDs. 3D ray-tracing indicates the importance of inter-ring optical interactions. Furthermore we found that the higher light extraction efficiency is at the expense of reduced internal quantum efficiency (IQE) as injection current is increased.

This paper describes Meep, a popular free implementation of the finite-difference time-domain (FDTD) method for simulating electromagnetism. In particular, we focus on aspects of implementing a full-featured FDTD package that go beyond standard textbook descriptions of the algorithm, or ways in which Meep differs from typical FDTD implementations. These include pervasive interpolation and accurate modeling of subpixel features, advanced signal processing, support for nonlinear materials via Pad´e approximants, and flexible scripting capabilities.

A high light-extraction efficiency was demonstrated in the flip-chip light-emitting diode (FCLED) with a textured sapphire substrate. The bottom side of a sapphire substrate was patterned using a dry etching process to increase the light-extraction efficiency. Light output power measurements indicated that the scattering of photons emitted in the active layer was considerably enhanced at the textured sapphire substrate resulting in an increase in the probability of escaping from the FCLED. The light-output power of the FCLED was increased by 40.2% for a 0.4-mum deep FCLED with a periodic distance of 13-mum mesh-type texture on the bottom side of the sapphire substrate

The following paper presents a study on GaN-based light-emitting diodes (LEDs) with naturally textured surface grown by metal-organic chemical vapor deposition. The study utilizes a well-known approach of increasing light extraction efficiency. The approach is based on naturally formed V-shaped pits on surface that originate from low-temperature-growth (LTG) conditions of topmost p-GaN contact layer. In our experiment, the high-temperature-grown (HTG) p-GaN layer was inserted between the p-AlGaN electron-blocking layer and the LTG p-GaN contact layer, in order to suppress pit-related threading dislocations (TDs). These TDs may intersect the underlying active layer. The results of the experiment show that GaN-based LEDs with the HTG p-GaN insertion layer can effectively endure negative electrostatic discharge voltage of up to 7000 V. We also noted that application of 20-mA current injection yields output power of about 16 mW for the LEDs emitting around 465 nm. The output power results correspond to an external quantum efficiency of around 30%
